Abstract
A study on far-infrared In0.53Ga0.47As/Al0.48In0.52As quantum cascade lasers operating with a double metal waveguide is presented. To increase the laser upper state lifetime, a diagonal bound-to-continuum transition scheme is used in the active region. The observed threshold current density at 50 K is 5.7 kA/cm2, and the maximum operation temperature is 240 K. The laser emission wavelength is 24.4 μm, which is the longest wavelength in the mid-infrared quantum cascade lasers so far reported. Show more
